Abstract. Micro-particles and nano-wires, small outgrowths were found to appear on upper film surface when metal thin film is confined between two Si 3N 4 layers deposited by magnetron sputtering and is annealed at an appropriate temperature. The stress evolution during this process is monitored by multi-beam optic stress sensor, and is qualitatively interpreted in terms of elastic and plastic deformation, as well as bulk diffusion. Additionally, the interface constraint effect among different layers is explored. Stress relaxation of nano-sandwiched thin films behaves in different stress modes. As a comparative study, Si 3N 4/Zn/Si 3N 4 sandwiches were prepared and studied by the same method. Experimental results show that the pertinent geometry is strongly dependent on material types and stress states of the substrates. Finally, an appropriate mode was suggested to interpret this phenomenon.

Introduction

Since the length scales associated with nano-structures are comparable with those of the energy carriers thermal transport and mass transport, the nano-scale properties are different from there at the continuum. The effect of interfacial constraint [1-3] and stress relaxation on thermal transport and mass transport at nanometer scale differs from that of corresponding bulk materials [4, 5]. Previous researches [6-9], although using a wafer-curvature method, the relaxation behavior of thin film was based on single thin film and focused on thermal cycling and annealing. Flinn et al.[8] described the general stress–temperature curves of Al films according to the law for thermally-activated dislocation glide. The same mechanism was subsequently invoked by Thouless et al. [9] for passivated noble-metal films, which combined dislocation glide and time-dependent diffusional creep and could be applicable to other thin-film systems. While the act of restraining must be considered in the practical service condition of thin film, it is well known that the substrate material influences some physical properties variation, which is determined by the nature of interaction forces between film and substrate [10, 12]. Thouless [13] constructed a model based on deformation mechanisms and data compiled by Frost and Ashby [14]. The mechanisms considered were theoretically described by Gibbs [15] and were diffusional flow, power-law breakdown, power-law creep and dislocation glide. Except for grain boundary and lattice diffusional flow which were slightly modified to account for thin-film geometry, equations for bulk Cu were used in this approach. Despite the good qualitative agreement between theoretical and experimental data, this procedure still remained unsatisfactory for either single thin film or multilayer films.

Multilayer films have great potential applications in many high-tech fields, and thus attract much more attentions from the communities of materials and physics. For industrial applications, the challenge is how to combine reliability and reproducibility in the fabrication process together with a precise control on the nature of the interfaces, as well as stress level to ensure device integrity. It is therefore equally important to characterize locally and precisely the interface structure and to get a deeper understanding of the interfacial effects on the morphology evolution and

mechanical

properties. Consequentially, future developments will involve in-situ techniques aiming at characterizing stress build-up during growth or stress evolution during post-growth treatments, e.g. using wafer curvature methods. Weiss[6] described the shape of stress-temperature curves to interpret qualitatively the thermo-mechanical behavior of noble thin films. The same mechanism was subsequently invoked by Thouless et al.[16] for passivated noble-metal films. The results showed that a self-passivation layer would appear during stress relaxation, and the thermo-mechanical behavior of these films was sensitive to the self-passivation layer, which could be characterized qualitatively by a new type of stress-temperature curve, as well as wafer curvature methods or MOSS (multi-beam optic stress sensor).

In the present work, interest is largely focused on the stress relaxation and the constraint effects associated with elastic mismatch and heterogeneous interface in nanoscale multilayer of Si3N4/M/Si3N4 (M=Al, Zn).

Experimental section

Si3N4/M/Si3N4 (M=Al, Zn) thin films were prepared on virtual Si3N4/Si substrate by sputtering deposition using one Si3N4target (99.99, purity) and Al/Zn target (99.99, purity) in a vacuum chamber with base pressure of 3.0×10-8mbar. The virtual Si3N4/Si is actually a combination of silicon nitride film on silicon substrate, and has an initial compressive stress of about 3.3 GPa or an initial tensile stress of about 1.6 GPa. The substrates, cleaned ultrasonically with absolute acetone and absolute ethyl alcohol, were placed in the chamber. After the chamber was evacuated to above 10-8mbar, the substrates were transferred into the sputtering chamber by magnet transporter. RF and DC powers were used to deposit Si3N4 and Al, Zn thin films respectively. The working gas (Ar) pressure was kept at about 7.4×10-3 mbar. The thickness of all Si3N4 thin films was the same. After deposition of the thin films, in-situ heating was carried out from room temperature to 660 oC by a rate of 6 oC per minute (min), and MOSS was applied to record the stress change during annealing. The highest temperature was kept for 30 minutes, and then in-situ cooling was carried out by a same rate.

MOSS was applied to record the stress change during heating and cooling. The stress can be calculated from the difference of the substrate curvature before and after thin film deposition according to Stoney-Equation (1):

Where Y s is the biaxial modulus of the substrate, t s and t f are the thickness of the substrate and the film respectively, K and K0are the curvature of the composite and bare silicon substrate respectively. A stress-temperature curve, as measured in a wafer-curvature experiment, can be calculated by integrating the differential equation[16]:

Where M f is the biaxial film modulus, ?α=αf-αs is the difference in thermal expansion coefficients between film and substrate, and T is the experimental heating/cooling rate. The optical path is folded with an additional fixed mirror in the actual instrument to ensure the optimization, as shown in Fig.1. It is possible to ensure the laser and the detector in a stationary state if the wafer is flat enough. And, the wavelength of the laser is 635-670 nm. However, for wafer curvature method, free constraint is very necessary, that is, the deformation of the film-substrate system should not be free. So we designed a sample holder for that purpose. And the temperature in the UHV chamber was measured as a function of time by a small mass thermocouple directly contacted with the specimen, and the temperature variation can be calculated and controlled according to PID value by itself.

Results and discussion

Fig.2 shows typical microstructures of UHV-annealed Si3N4/Al/Si3N4and Si3N4/Zn/Si3N4. For different stress state and different interlayer materials, stress relaxation modes are not alike. Under tensile stress, curvilinear cracks were formed on the sample surface with an average spacing of about 140nm, as shown in Fig.2(b). Two possible extension modes arise for a crack normal to an interface: failure or penetration of the interface [18]. Under compressive stress, bulk diffusion is the leading mechanism, and micro-particles and nano-wires formed on the sample surface as shown in Fig. 2(c) and (d). Prominent discrepancy of the microstructures in Fig.2(b), (c) and (d) can be distinguished. We think this discrepancy results from dissimilar diffusion coefficients of various materials. The melting point of Al is 660oC, and a creep-deformation process exists during annealing. So, only at higher temperature and with higher activation energies, could aluminum interlayer diffuse along the “bottom-up” direction and through upper-layer Si3N4 film to the surface. But for Zn interlayer, the melting point is 419.5 oC and there is no creep-deformation process. When the temperature is 225 oC, Zn will become hyperactivity and diffuse along “bottom-up” direction to the surface, and then nucleate.

With the help of XPS spectra, we found that there is no Al atoms near the surface of the as-deposited specimen (dash line), while after annealing (solid line), two distinct peaks appears at 118eV and 73eV indicating Al2s and Al2p peaks, as shown in Fig.3. To clearly identify the change of composition, Fig.4 shows some high magnification of several typical diffusion area and micro-particles and nano-wires analyzed by EDS. Si 3N 4, bulk diffusion happened in varying degree. In the case of bulk diffusion, atoms move from one location of interlayer film to another, and the resultant change in free energy is represented in terms of the gradient of chemical potential vertical to the interface[4]. Moreover, this diffusion is heavily dependent on the mismatch strain distribution, that is to say, strain (stress) is also one of driving forces for diffusion beyond doubt. Fig.5 shows the stress-temperature curve measured during annealing. As found previously [8], the shapes of the stress curves during thermal cycling are not sensitive to the rates of temperature rising or dropping. As we all know, different tendency of stress-temperature curves appears in different stress state. For tensile stress, curvilinear cracks correspond to the oscillating part of stress-temperature curve, as shown in Fig.5(a), and the toughness increases as crack tip constraint lost in homogeneous materials [19, 20]. For compressive stress, as shown in Fig.5(b), there is a dramatic increase at about 450 oC and then a drastic decline, which result from an irretrievable diffusion from Al interlayer to the upper Si 3N 4 film and along the “bottom-up” direction. Whether cracks or diffusion, the roughness degree of film surface will increase, so the CCD can not detect the laser dots and the stress curve becomes discontinuous. Previously, there is evidence that the local intermolecular interactions can introduce temperature discontinuities across the interfaces [21], and Ganesh [22] corroborated that the steady state temperature distribution between the quasi-crystalline fluid interfacial layers adjacent to a solid wall and the rarified fluid-side vacancy-containing region following these layers exhibit a discontinuity due to phase segregation in the fluid. So, mass transfer of aluminum happen locally due to plastic flow and bulk at high temperature, and Al micro-particles appear to be spherical, floriated and quadrate shaped due to dewetting effect, as shown in Fig.2 and Fig.4. But for zinc shown in Fig.2(d) and Fig.5(c), stress-temperature curve and microstructure are quiet other than those of

aluminum. The reason has been described definitely at the above.

Unlike alloy effect in alloy thin films, a thin segregation layer, namely “self-passivation” layer was formed during annealing, and one kind of alloy atoms diffused onto the surface along the crystal boundary and then single-crystal grains formed [23]. The formation of micro-particles and nano-wires in nano-sandwiched films heavily relies on stress transference and bulk diffusion from interlayer to the surface. Based on the above analysis, a model is put forward, as shown in Fig. 6, to describe the stress relaxation under interface constraint and diffusion process. For different stress state in substrate, stress relaxation happens down the different direction. For tensile stress state, because of stress transference and heterogeneous interface constraint, the upper Si3N4layer is cracking along the horizontal direction, and plastic flow is the dominant mode of relaxation. However, for compressive stress, stress relaxation of metal interlayer will be along the three-dimensional space. Bulk diffusion is the leading mode of stress relaxation. Under the inducement of themodynamic and stress, metal interlayer will diffuse to the upper surface of sandwiched thin film system [24, 25]. At this stage, stress-relaxation-induced dewetting nanofliuds dominate the growth of micro-particles and the final morphology [26]. Furthermore, the size of micro-particles and the diameter of diffusion area can reflect the degree of stress relaxation. But, for lower-melt materials, the metal interlayer can swiftly diffuse to the surface under compressive stress and at a lower temperature, and then nucleation and growth take place, as shown in Fig.2(c) and (d). Conclusion

Using a substrate with large stress, stacked Si3N4/M/Si3N4 sandwiches is prepared by means of magnetron sputtering deposition. Experimental results show that, micro-particles and nano-wires, small outgrowths can form on upper film surface to release compressive stress, while curvilinear cracks on the sample surface is the mechanism of tensile stress relaxation. And bulk diffusion is the leading mass transport mechanism along in three-dimensional space under compressive stress. At this point, stress-temperature curve exits dramatic variations. In short, the pertinent geometry of surface is strongly dependent on the types of materials and stress state in substrate. Acknowledgements
